Modeling and temperature control of rapid thermal processing

چکیده
In the past few years, Rapid Thermal Processes (RTP) have gained acceptance as mainstream technology for semi-conductors manufacturing. These processes are characterized by a single wafer processing with a very fast ramp heating of the silicon wafer (up to 200C/sec). The single wafer approach allows for faster wafer processing and better control of process parameters on the wafer. As feature sizes become smaller, and wafer uniformity demands become more stringent, there is an increased demand from rapid thermal (RT) equipment manufacturers to improve control, uniformity and repeatability of processes on wafers. In RT processes, the main control problem is that of temperature, which is complicated due to the high non-linearity of the heating process (radiation), process parameters that change significantly during a single wafer process and between processes, and difficulties in measuring temperature and edge effects. In work carried out in cooperation with Steag CVD Systems, we developed algorithms for steady state and dynamic temperature uniformity. These algorithms are designed to ensure uniform temperature in RTP equipment. The steady-state algorithm involves the reverse engineering of the required power distribution, given a history of past distributions and the resulting temperature profile. The algorithm for dynamic temperature uniformity involves the development of a first-principles model of the RTP chamber and wafer, its calibration using experimental data, and the use of the model to develop a controller.

Photon effect on radiative properties of silicon during rapid thermal processing
Emissivity is a critical parameter in the rapid thermal processing ~RTP! of semiconductors for temperature control and thermal modeling. It is often considered as a material property that depends on the sample temperature and surface finishing. For a silicon wafer placed in a radiation environment such as a RTP chamber, however, the ambient photons emitted from lamps create electron-hole pairs ...

Sufficient knowledge on mechanical properties of micro-beads would lead to better device design and application for cell mechanics, tissue engineering, etc. The physical properties of alginate beads were examined both in ...
متن کاملApplication of neural fuzzy network to pyrometer correction and temperature control in rapid thermal processing
Temperature measurement and control are two difficult problems in the rapid thermal processing (RTP) system. For many applications such as rapid thermal processing chemical vapor deposition (RTCVD) [1] and rapid thermal oxidation (RTO) [2], large changes in wafer emissivity can occur during film growing, leading to erroneous temperature measurements with a single wavelength pyrometer. The error...

In this study, the performance of an adsorbent coated finned tube exchanger for carbon capture was investigated numerically. The results showed that this structure has a great potential for being applied as a medium for CO2 capture by rapid indirect thermal swing adsorption. By using this structure, the recovery of 96%, and purity of 98% were achieved with a simple cycle consisting of two steps...
